  • 基于C8051F310的山路转弯预防警示系统

    针对盘山路存在的转弯盲区,即在转弯时司机无法得知弯路对面是否有车辆通过,设计一种基于C8051F310的山路转弯预防警示系统。该系统利用一阶滤波算法检测山路转弯时是否有车辆通过。运用该算法可增强系统检测的实时性,提高检测机动车辆的灵敏度,同时大大减少环境温度对检测的干扰。试验表明该系统能够正确指示出在山路转弯时是否有车辆通过,目前该系统已安装在盘山路上,可大大减少事故的发生率。 Abstract:  Aiming at passing hilly road,there is a turn blind spot.Motormen usually do not know if the passing of vehicles pass the road.So a sysTEm of defending accident on hilly road is designed,which is based on MCU C8051F310.The sys-TEm uses the first-order filter algorithm to detect whether there are passing vehicles.This algorithm enhances the real-time detection and improves the sensitivity of detection vehicles.Meanwhile,it reduces the detection interference of environmen-tal TEmperature.The experimental results show that this sysTEm can exactly indicate if there are passing vehicles.At present,the sysTEm has been successfully applied to hilly road.The sysTEm can greatly decrease accident.

The subject of power sys- TEm stability has been studied for many decades. With new developments, and there have been many over the past couple of decades, new concerns and problems arise that need to be studied and analysed.   • IGBT失效分析技术

    近年来,对器件的失效分析已经成为电力电子领域中一个研究热点。本论文基于现代电力电子装置中应用最广的IGBT器件,利用静态测试仪3716,SEM(Scanning Electrom Microscope,扫描电子显微镜)、EDX(Energy Dispersive X-Ray Spectroscopy、能量色散x射线光谱仪)、FIB(Focused lon beam,聚焦高子束)切割、TEm(Thermal Emmision Microscope,高精度热成像分析仪)等多种分析手段对模块应用当中失效的1GBT芯片进行电特性分析、芯片解剖并完成失效分析,并基于相应的失效模式提出了封装改进方案。1,对于栅极失效的情况,本论文先经过电特性测试完成预分析,并利用THEMOS分析出栅极漏电流通路,找到最小点并进行失效原因分析,针对相应原因提出改进方案。2,针对开通与关断瞬态过电流失效,采用研磨、划片等手段进行芯片的解剖。并用SEM与EDX对芯片损伤程度进行评估分析,以文献为参考进行失效原因分析,利用saber仿真进行失效原因验证。3,针对通态过电流失效模式,采用解剖分析来评估损伤情况,探究失效原因,并采用电感钳位电路进行实验验证。4,针对过电压失效模式,采用芯片解剖方式来分析失效点以及失效情况,基于文献归纳并总结出传统失效原因,并通过大量实验得出基于封装的失效原因,最后采用saber仿真加以验证。

  • GaN基LED材料特性研究及芯片结构设计

    本文在介绍了氮化嫁材料的基本结构特征及物理化学特性之后,从氮化擦的外延结构的属性和氮化擦基高性能芯片设计两个方面对氮化家材料和器件结构展开了讨论。其中材料属性部分,介绍了透射电子显微镜的工作原理及其主要应用范围,然后根据实验分析了TEm图片,包括GaN多量子阱,重点分析了V型缺陷和块状缺陷的高分辨图形,分析了他们对材料属性的影响。然后分析了多种氮化擦样品的光致发光谱和电致发光谱,并解释其光谱蓝移和红移现象。在属性部分最后介绍了基于密度泛函理论和第一性原理的CASTEP程序及其在分析GaN材料属性上的应用。在芯片结构设计部分,本文提出了三种高效率LED芯片的设计结构,分别是基于双光子晶体的LED芯片,基于微球模型的LED芯片,基于激光剥离衬底的大功率LED芯片。涉及到光子晶体理论,蒙特卡罗理论及激光剥离理论,本文分别介绍和分析了各类理论基础,并在此基础上提出新的设计结构,给出仿真分析结果。双光子晶体可以提供较完善的反射层,出射层。微球LED可以利用大尺寸表面结构来大大提高LED芯片的外量子效率。基于激光剥离衬底的大功率LED可以实现较好散热效果和功率。
