A power semiconductor module is basically a power circuit of different materials assembled together using hybrid technology, such as semiconduc- tor chip attachment, wire bonding, encapsulation, etc. The materials involved cover a wide range from insulators, conductors, and semiconduc- tors to organics and inorganics. Since these materials all behave differently under various environmental, electrical, and thermal stresses, proper selec- tion of these materials and the assembly processes are critical. Radio frequency identification (RFID) technology is witnessing a recent explosion of development in both industry and academia. A number of applications include supply chain management, electronic payments, RFID passports, environmental monitoring and control, office access control, intelligent labels, target detection and tracking, port management, food production control, animal identification, and so on. RFID is also an indispensable foundation to realize the pervasive computing paradigm—“Internet of things.” It is strongly believed that many more scenarios will be identified when the principles of RFID are thoroughly understood, cheap components available, and when RFID security is guaranteed.

Radio frequency identifi cation (RFID) technology is a wireless communication technology that enables users to uniquely identify tagged objects or people. RFID is rapidly becoming a cost-effective technology. This is in large part due to the efforts of Wal-Mart and the Department of Defense (DoD) to incorporate RFID technology into their supply chains. In 2003, with the aim of enabling pallet-level tracking of inventory, Wal-Mart issued an RFID mandate requiring its top suppliers to begin tagging pallets and cases, with Electronic Product Code (EPC) labels. The DoD quickly followed suit and issued the same mandate to its top 100 suppliers. This drive to incorporate RFID technology into their supply chains is motivated by the increased ship- ping, receiving and stocking effi ciency and the decreased costs of labor, storage, and product loss that pallet-level visibility of inventory can offer.
